FeRAM is a non-volatile memory based on a 1T-1C architecture, in which the dielectric layer of the capacitor is replaced with a ferroelectric material. Figure 3a shows the schematic of a FeRAM cell consisting of an access transistor and a FeCAP. During a write operation, the word line (WL) is activated to turn on the transistor, and a voltage is applied between the plate line (PL) and bit line (BL) to set the polarization direction of the ferroelectric layer.

The transfer and output characteristics of the fabricated p-type SnO TFT (L = 30 μm, W = 150 μm) and n-type IGZO TFT (L = 30 μm, W = 30 μm) are shown in Fig. 2. Both forward and reverse IDS-VGS and IDS-VDS sweeps were conducted to evaluate hysteresis behavior, and the Vth was extracted at IDS = 10–8 A using the constant current method.
