Before the integration scheme for Cu interconnects was available, aluminum (Al) was used as metal interconnects. However, with increasing demands of lower resistivity and better electromigration endurance, Al was eventually replaced with Cu in the late 1990s, after many integration challenges had been solved. Overviews of the technology development can be found in Refs. 11. R. Rosenberg, D. C.
